On December 12, 2013, Vishay Intertechnology, Inc. (NYSE: VSH) introduced a new dual-chip 40V N-Channel TrenchFET power MOSFET—SQJ940EP and SQJ942EP—using an asymmetric PowerPAK package that is AEC-Q101 certified for automotive applications. These devices integrate high-side and low-side MOSFETs required for high-efficiency synchronous DC/DC buck converters into a compact 5mm x 6mm package, offering significant space savings compared to discrete components.

The low-side MOSFET of the SQJ940EP features a remarkably low on-resistance of 6.4mΩ, making it ideal for high-performance automotive systems. As the first automotive-certified two-chip MOSFET with an asymmetric design, these devices are optimized for applications where conduction loss reduction and enhanced thermal performance are critical. They operate reliably at temperatures up to +175°C, ensuring durability in demanding automotive environments such as in-vehicle communication systems, including radios and GPS units.

Designers can choose between different on-resistance values depending on their application needs. For the SQJ940EP, the low-side MOSFET has a maximum on-resistance of 6.4mΩ at 10V, while the high-side MOSFET has an on-resistance of 16mΩ. Compared to symmetrical two-chip solutions, the SQJ940EP offers a 31% lower on-resistance and a more compact footprint. The SQJ942EP, on the other hand, has a maximum low-side on-resistance of 11mΩ at 10V, with a high-side resistance of 22mΩ.
