Especially in the mainland market, CSP technology has always faced the embarrassing situation of “satisfaction”. Although almost all new products and packaging companies are paying attention, there are not many products that are actually put into the market.

Looking back at the 2016 Guangya Exhibition, Gaogong LED found that almost every packaging manufacturer expressed optimistic about the prospect of CSP packaging, and even many packaging factories have begun to layout. At this year's Guangya Exhibition, CSP did not continue last year's "hot" power to turn the tide, but suddenly became somewhat "quiet."

Is CSP cooling down, or is it still in the early stage of the outbreak? With such doubts, Gaogong LED has conducted research on several packaging companies that continue to force CSP to see what they say?

However, the market capacity of these two fields is relatively small, but the application in other emerging markets is still trying and is not fully opened. This is also CSP. First, the technology itself is difficult, and it is necessary to solve the problems of materials, processes, yield, reliability, heat dissipation, stress and the like in a smaller size and precision, and requires a large equipment investment. At the same time, the technical routes and equipment solutions of each family are still quite different, which makes the investment have certain uncertainty. Second, there are certain difficulties in application promotion. The application support is not perfect, and new high-precision equipment investment and heat-matching heat-dissipating substrate are required, which delays the scale development of the product.

First, new products require new equipment. The current LED market profit is getting weaker and weaker. Many companies are relatively cautious in investing in new equipment, which affects the overall mass production. Second, the current CSP products are mainly used in the subdivision of special requirements such as backlight flash car lighting, and in the general lighting market, SMD can not compete in price with 2835 3030 5730. Therefore, many packaging manufacturers that do the general lighting market are only concerned, and there is no big move.

I believe that as the development direction of LED packaging, CSP products will definitely be paid more and more attention by enterprises. Some enterprises with technological innovation ideas have already invested in large-scale research and development.

Dongxun Optoelectronics plans production capacity in the second half of 2016 and will gradually release it in 2017. Up to now, the CSP of 1W or above has reached the capacity of 15-20KK/month. With the continuous availability of equipment, the production capacity will reach 40-50KK/month by the end of the year.

What are the misunderstandings of the application side to the CSP?

Since the birth of CSP, there have been some misunderstandings on the application side. First, CSP mainly relies on flip chip. Everyone feels that it is free of packaging and saves the cost of materials such as brackets and wire bonds. The price should be very low. However, after all, CSP relies on flip chip. At present, both flip chip and CSP itself are relatively inferior in yield and material maturity, resulting in a low cost. Second, CSP In essence, it is the packaging technology. Whether it is done by the chip factory or the packaging factory, I think it is mainly determined according to the needs of customers and the market.

However, with the development of LED technology in the direction of smaller and brighter, the focus of CSP technology is gradually increasing, and the progress of key process technologies of chip, solder and substrate is the second half of last year.
